You really need to regard the OT and the prequels as seperate canons. This ending was written before he went around murdering younglings. In the OT, the younglings were good friends.

To become a force ghost, you must have selfless intentions, know your true self and then let go. Your signature in the Living Force (the part all life forms generate) can then be separated from the greater Cosmic Force (the part that binds the universe together) after death and let you help people as a ghost.
Sith cannot become Force ghosts. They're all selfishness and don't believe in the afterlife so their whole goal is to amass power and wealth in the material world and hold onto it as long as possible, hence Sheev and Plagueis's quest for immortality and control over the forces of life and death.
Anakin had suspicions of force ghosts being possible after his encounter with Qui Gon's apparition on Mortis and talking with Yoda about it when he first started hearing Qui-Gon. Now look at ANH when Vader kills Obi-Wan and starts poking at that empty robe and wondering what the fuck just happened. That whole idea of force ghosts is back in his head. He might have even started looking into the matter further. Eventually, Luke's compassion causes that part of Anakin inside of Vader to start re-emerging, culminating in selflessly throwing Sheev down a pit letting Anakin fully emerge again, albeit briefly what with the whole lightning frying his systems and dying part.
He redeemed himself, accepted his death as something that couldn't be stopped, and was allowed to become a spirit. As for why he's Hayden, that's George deciding to take the "When Anakin became Vader, the good man was destroyed" thing a little more literally, but still "Force, ain't gotta explain shit" I suppose.
