What's your favorite high level monster?
High level meaning intended for characters 15th level or higher.
My favourite high-level monster is the Inevitable.
It is a compelling concept. Magic Greek-style sapient automatons that are built to hunt those who break cosmic laws. The name is really cool, too.
I love the 5e kraken redesign.

That's a colossal red. CR 26. Aside from everything else, it casts spells like a 19th level sorcerer.
